THREE-DIMENSIONAL MEMORY DEVICES HAVING TWO-DIMENSIONAL MATERIALS
Methods and structures of a three-dimensional memory device are disclosed. A 3D NAND memory structure includes a substrate and a vertical insulating layer. The 3D NAND memory structure also includes a channel layer surrounding the vertical insulating layer. The channel layer is formed of a two-dimensional material. The 3D NAND memory structure further includes a plurality of vertical dielectric layers surrounding the channel layer and an alternating conductor/dielectric stack in contact with the plurality of vertical dielectric layers.
La présente invention concerne des procédés et des structures d'un dispositif de mémoire tridimensionnel. Une structure de mémoire NON-ET 3D comprend un substrat et une couche isolante verticale. La structure de mémoire NON-ET 3D comprend également une couche de canal entourant la couche isolante verticale. La couche de canal est formée d'un matériau bidimensionnel. La structure de mémoire NON-ET 3D comprend en outre une pluralité de couches diélectriques verticales entourant la couche de canal et un empilement conducteur/diélectrique alterné en contact avec la pluralité de couches diélectriques verticales.
