To provide an oxide sputtering target that enables the deposition of an oxide film having a high visible light transmittance and a sufficiently high resistance value, and also having excellent environment resistance (heat resistance and moisture resistance), and an oxide film.SOLUTION: An oxide sputtering target comprises elements of Si, In, Zr, Sn, and O. When the contents of the metal elements Si, In, Zr, and Sn are expressed by mol% with the total of their oxides, SiO2, In2O3, ZrO2, and SnO2 being 100, the total content of In2O3 and SnO2 is 55 mol% or more and 72 mol% or less, the content of SnO2 is 12 mol% or more, and the content of In2O3 is 58 mol% or less.SELECTED DRAWING: None
【課題】可視光の透過率が高く、かつ、抵抗値が十分に高く、さらに、優れた耐環境性（耐熱性、耐湿性）を有する酸化物膜を成膜することが可能な酸化物スパッタリングターゲット、および、酸化物膜を提供する。【解決手段】Ｓｉ，Ｉｎ，Ｚｒ，Ｓｎ，Ｏの元素を含む酸化物スパッタリングターゲットであって、金属元素であるＳｉ，Ｉｎ，Ｚｒ，Ｓｎの含有量をそれぞれの酸化物であるＳｉＯ２，Ｉｎ２Ｏ３，ＺｒＯ２，ＳｎＯ２の合計を１００とするモル％で表したとき、Ｉｎ２Ｏ３とＳｎＯ２の合計含有量が５５モル％以上７２モル％以下、ＳｎＯ２の含有量が１２モル％以上、Ｉｎ２Ｏ３の含有量が５８モル％以下、とされている。【選択図】なし
