To provide: powder suitable for deposition by plasma; a method for manufacturing such powder; and a coating obtained by plasma-spraying the powder, more particularly, a coating for semiconductor etching chamber coating.SOLUTION: Powder consists of particles. More than 95% of the particles have a circularity of 0.85 or more, and the powder including more than 99.8% of rare earth metal oxide and/or oxidation hafnium and/or aluminum oxide as mass% based on oxide has a median particle size D50 of less than 15 μm, a 90 percentile particle size D90 of less than 30 μm, a size distribution index (D90-D10)/D10 of less than 2 and a relative density of more than 90%.SELECTED DRAWING: None
