Process chamber opening and closing device for wafer deposition equipment
The present invention relates to a process chamber opening and closing device for wafer deposition equipment, which comprises: an upper link bracket fixed on a chamber lid of a process chamber having the chamber lid; a lower link bracket fixed under the upper link bracket; a lid screw linked to the lower link bracket through a connection pin; an upper connector connected to the upper link bracket by the connection pin; a lifting pipe that accommodates a part of the lid screw in a state of being fixed on the upper connector; a gear housing fixed on the bottom portion of the lifting pipe; a worm wheel and a worm accommodated in a closed space of the gear housing; a fixing bracket installed in an outer side of the gear housing; a servo motor fixed on the fixing bracket; and a coupler for transmitting the rotating force of the servo motor to the worm. The process chamber opening and closing device for wafer deposition equipment in the present invention made as described above can control the opening angle of the chamber lid in multiple stages, and has a structure that automatically stops when the opening angle reaches an input angle, thereby being very convenient to use. In addition, operational precision is excellent, the load of a motor is small to enable low-noise operation, and a concern about flying iron powder can be prevented since the worm and the worm wheel sealed in the gear housing are used.
본 발명은 웨이퍼 증착장비용 프로세스챔버 개폐장치에 관한 것이다. 이는, 챔버리드를 갖는 프로세스챔버의 챔버리드에 고정되는 상부링크브라켓과; 상부링크브라켓의 하부에 고정되는 하부링크브라켓과; 연결핀을 통해 하부링크브라켓에 링크되는 리드스크류와; 상부링크브라켓에 연결핀으로 연결되는 상부커넥터와; 상부커넥터에 고정된 상태로 리드스크류의 일부를 수용하는 리프팅파이프와; 리프팅파이프의 하단부에 고정되는 기어하우징과; 기어하우징의 밀폐공간내에 수용되는 워엄휠 및 워엄과; 기어하우징의 외측부에 설치되는 고정브라켓과; 고정브라켓에 고정되는 서보모터와; 서보모터의 회전력을 워엄으로 전달하는 커플러가 포함된다. 상기와 같이 이루어지는 본 발명의 웨이퍼 증착장비용 프로세스챔버 개폐장치는, 챔버리드의 개방각도를 다단으로 조절할 수 있으며, 더 나아가 입력된 각도에 도달했을 때 자동으로 정지하는 구조를 가져, 사용이 매우 편리하다. 또한, 기어하우징에 밀폐된 워엄 및 워엄휠을 채용하므로 동작 정밀성이 뛰어나고, 모터의 부하가 작아 저소음 운용이 가능하며 쇳가루가 날릴 염려가 없다.
