COMPOSITE STRUCTURE AND SEMICONDUCTOR MANUFACTURING DEVICE COMPRISING COMPOSITE STRUCTURE
Disclosed are a semiconductor manufacturing device and semiconductor manufacturing device member capable of increasing particle resistance (low-particle generation). A composite structure according to the present invention comprises a substrate and a structure that is provided on the substrate and has a surface which is exposed to a plasma atmosphere, wherein the structure contains Y4Al2O9 as a main component and the lattice constant and/or the specific x-ray diffraction peak intensity ratio thereof satisfy certain conditions. This composite structure is excellent in particle resistance and is preferably used as a semiconductor manufacturing device member.
L'invention concerne un dispositif de fabrication de semi-conducteur et un élément de dispositif de fabrication de semi-conducteur capables d'augmenter la résistance aux particules (génération de petites particules). Une structure composite selon la présente invention comprend un substrat et une structure qui est disposée sur le substrat et présente une surface qui est exposée à une atmosphère de plasma, la structure contenant Y4Al2O9 en tant que composant principal et la constante de réseau et/ou le rapport d'intensité de pic de diffraction des rayons X spécifique de celui-ci satisfont certaines conditions. Cette structure composite présente une excellente résistance aux particules et est de préférence utilisée en tant qu'élément de dispositif de fabrication de semi-conducteur.
