To provide a method of manufacturing a scandium aluminum nitride (ScAlN) target body for pulse laser deposition (PLD) that reduces/removes defects such as cracking in a target, emission of droplets, change in composition due to long-time use, etc.SOLUTION: A method includes steps of: preparing a scandium aluminum alloy body 1; fining the scandium aluminum alloy body into scandium aluminum particles 2; nitrifying the scandium aluminum particles into scandium aluminum nitride particles; and hot-pressing the scandium aluminum nitride particles into a scandium aluminum nitride target body 7.SELECTED DRAWING: Figure 1
【課題】ターゲットに発生するクラック、ドロップレットの放出、長時間使用に伴う組成変化等の欠点を軽減、除去する、パルスレーザー堆積法（ＰＬＤ）用の窒化スカンジウムアルミニウム（ＳｃＡｌＮ）ターゲット体の製造方法を提供する。【解決手段】方法は、以下のステップを含む：スカンジウムアルミニウム合金体１を準備すること；スカンジウムアルミニウム合金体を細かくしてスカンジウムアルミニウム粒子２にすること；スカンジウムアルミニウム粒子を窒化し、窒化スカンジウムアルミニウム粒子にすること；窒化スカンジウムアルミニウム粒子を熱間プレスして、窒化スカンジウムアルミニウムターゲット体７にすること。【選択図】図１
