HIGH RESISTANCE/HIGH CORROSION RESISTANCE CERAMIC MATERIAL AND WAFER MOUNTING TABLE
To provide a high-resistance, high-corrosion-resistant ceramic material that has sufficient corrosion resistance at high temperatures and can withstand semiconductor processes for a long period of time by increasing the volume resistivity at high temperatures, and a wafer mounting table using the same.SOLUTION: In a wear mounting table 10 which is an electrostatic chuck heater includes an electrostatic electrode 14 disposed inside a ceramic base 12, and a resistance heating element 16 disposed inside the ceramic base 12 and below the electrostatic electrode 14, a high resistance and high corrosion resistance ceramic material contains magnesium-aluminum oxynitride, the carbon content is 0.005 to 0.275 mass%. The high-resistance and high-corrosion-resistant ceramic materials contain carbon in an appropriate range, has sufficient corrosion resistance at high temperatures and has high volume resistivity at the high temperature.SELECTED DRAWING: Figure 1
【課題】高温で十分な耐食性を有すると共に、高温での体積抵抗率を高くすることにより、半導体プロセスに長期間耐える高抵抗・高耐食セラミックス材料及びそれを用いたウェハ載置台を提供する。【解決手段】セラミックス基体１２の内部に配置された静電電極１４と、セラミックス基体１２の内部であって静電電極１４よりも下方に配置された抵抗発熱体１６とを備えた静電チャックヒータであるウェア載置台１０において、高抵抗・高耐食セラミックス材料は、マグネシウム－アルミニウム酸窒化物を含有し、炭素含有率が０．００５～０．２７５質量％を成分とする。高抵抗・高耐食セラミックス材料は、炭素を適切な範囲で含有しているため、高温で十分な耐食性を有すると共に、高温での体積抵抗率を高くした載置台を提供できる。【選択図】図１
