The invention discloses aluminum nitride powder as well as a preparation method and application thereof, and the preparation method comprises the following steps: performing surface activation on aluminum oxide particles to obtain activated aluminum oxide particles; carrying out molecular layer deposition treatment on the activated aluminum oxide particles, and carrying out surface deposition to form an aluminoxane film, so as to obtain coated aluminum oxide particles; sintering the coated aluminum oxide particles at 600-800 DEG C in an oxidizing atmosphere to obtain porous aluminum oxide layer coated aluminum oxide particles; uniformly mixing the aluminum oxide particles coated with the porous aluminum oxide layer with carbon black, and introducing nitrogen to carry out carbon thermal reduction reaction, so as to obtain the aluminum nitride powder. According to the method, the spherical aluminum nitride powder with high purity and low oxygen content can be synthesized at lower reaction temperature and shorter heat preservation time.
