본 발명에 따른 금속 질화막의 식각액 조성물은 금속 질화막 식각액 조성물로서, 상기 조성물은 조성물 전체 중량%를 기준으로 과산화물 0.3 내지 10 중량%; 유기산 및 유기산염 중에서 선택되는 1종 이상 0.001 내지 5 중량%; 및 물 잔량을 포함하는 것을 특징으로 하며, 상기 금속 질화막의 식각액 조성물은 과산화물, 유기산 및 유기산염 중에서 선택되는 1종 이상 및 물을 특정 함량으로 포함함으로써 TiN/W 식각 선택비를 향상시킬 수 있는 효과가 있다.
An etchant composition for metal nitride layer according to the present invention is a metal nitride etchant composition, which comprises, based on the total weight percent of the composition, 0.3 to 10 wt% of peroxide, 0.001 to 5 wt% of at least one selected from organic acids and organic acid salts, and a water balance, wherein the etchant composition of the metal nitride layer has an effect of improving the etching selectivity of TiN/W by comprising at least one selected from peroxide, organic acid, and organic acid salt and water in a specific amount.
