차폐 부재의 박리 억제. 스퍼터링 타깃에 있어서, 타깃 본체는 튜브상의 백킹 튜브 외주면을 둘러싸는 원통상의 복수 원통상 타깃 부재를 가지고, 복수의 타깃 부재의 각각이 백킹 튜브의 중심축 방향으로 이간하도록 병설되고, 중심축 방향으로 복수의 타깃 부재가 늘어서는 것에 의해서 이웃하는 타깃 부재 사이에 형성되는 간극이 백킹 튜브의 중심축 주위를 주회하고, 간극에 연통하는 오목부가 상기 백킹 튜브의 측에 형성되어 있다. 접합재는 백킹 튜브와 상기 타깃 본체 사이에 설치되고, 백킹 튜브와 복수의 타깃 부재의 각각을 접합한다. 차폐 부재는 접합재와 타깃 본체 사이에 배치되고, 오목부에 수용되고, 간극을 상기 접합재의 측으로부터 차폐한다.
[Problem] To suppress peeling of a shielding member. [Solution] A sputtering target wherein a target body comprises a plurality of cylindrical target members that surround the outer circumferential surface of a cylindrical backing tube, and the plurality of target members are arranged so as to be separated from each other in a central axis direction of the backing tube. A gap which is formed between adjacent target members when the plurality of target members are aligned in the central axis direction extends around the central axis of the backing tube, and recesses which are in communication with the gap are formed on the backing tube side. A bonding material is provided between the backing tube and the target body so as to bond the backing tube and the plurality of target members to each other. A shielding member is disposed between the bonding material and the target body, is accommodated in the recesses, and shields the gap from the bonding material side.
