OXIDE SINTERED BODY, AND SPUTTERING TARGET COMPRISING THE OXIDE SINTERED BODY
This oxide sintered body comprises indium (In), gallium (Ga), zinc (Zn), oxygen (O), and unavoidable impurities, and is an IGZO sintered body characterized by having an average length of cracks existing in the sintered body not smaller than 3 µm but not larger than 15 µm. The present invention addresses the problem of providing a sputtering target that enables forming of excellent thin films by reducing the occurrence of cracking in the target and reducing generation of particles when depositing is performed by DC sputtering.
Cette invention concerne un corps fritté à base d'oxyde comprenant de l'indium (In), du gallium (Ga), du zinc (Zn), de l'oxygène (O), et des impuretés inévitables, et est un corps fritté IGZO caractérisé par une longueur moyenne de fissures existant dans le corps fritté qui n'est pas inférieure à 3 µm mais pas supérieure à 15 µm. Le problème abordé par l'invention est de pourvoir à une cible de pulvérisation qui permet de former d'excellents films minces par réduction de l'apparition de fissures dans la cible et réduction de la génération de particules quand le dépôt est effectué par pulvérisation cathodique CC.
インジウム（Ｉｎ）、ガリウム（Ｇａ）、亜鉛（Ｚｎ）、酸素（Ｏ）及び不可避的不純物からなる酸化物焼結体であって、前記焼結体に存在するクラックの平均長さが３μｍ以上、１５μｍ以下であることを特徴とするＩＧＺＯ焼結体。ＤＣスパッタリングによる成膜時にターゲット割れやパーティクル発生を低減し、良好な薄膜を形成することができるスパッタリングターゲットを提供することを課題とする。
