SPUTTERING TARGET AND PRODUCTION METHOD THEREOF
PROBLEM TO BE SOLVED: To provide a sintered body target bonded (glued) to a support medium with proper bond strength, capable of heightening bond strength, and suppressing exfoliation or the like in operation of the target when being conveyed to or mounted on a sputtering device, further, even when being thermally affected during sputtering, capable of suppressing effectively occurrence of strain of the target, deformation of the target, crack or exfoliation from the support medium.SOLUTION: A sputtering target has a ground layer comprising copper or a copper alloy, and a laminated structure formed by bonding the ground layer and a support medium with indium or an indium alloy, on the surface of a ceramic sintered body whose roughness on the support medium side is within a prescribed range.
【課題】支持体に適度な接合強度をもって接合（接着）し、接合強度を高め、スパッタリング装置への搬送又は装着時のターゲットの操作における剥離等を抑制し、又はスパッタリング時の熱影響を受けた場合でも、ターゲットの歪の発生、ターゲットの変形、亀裂、支持体から剥離、を効果的に抑制することを可能とする焼結体ターゲットの提供。【解決手段】セラミックス製の焼結体の支持体側の表面粗さが所定の範囲にあり、その表面上に銅又は銅合金からなる下地層と、下地層と支持体とがインジウム又はインジウム合金によって接合されてなる、積層した構造を有するスパッタリングターゲット。【選択図】なし
